Microsemi Introduces Power MOSFET With High Voltage In Superjunction Technology

Microsemi Corp. has introduced a 900V COOLMOS™ switching MOSFET for high power, high performance applications including power factor correction, server and telecom power systems, solar inverters, arc welding, plasma cutting, battery chargers, medical, semiconductor capital equipment and induction heating.
The new device is said to have the highest voltage available in superjunction technology, while its on-resistance of 120mΩ is one-third that available with conventional 900V MOSFET devices.
According to Microsemi, key performance features include: lowest FOM; extreme dv/dt rated; best On-Resistance in TO-247 package; ultra low gate charge, Q(g); and avalanche energy rated.
The 1K pricing for the new MOSFET is $14.17.
