1200V Silicon-Carbide Schottky Rectifiers in DPAK-2L

New Products Apr 06, 2017 by Jeff Shepard

Central Semiconductor's new CSICD05-1200 (5A) and CSICD10-1200 (10A) devices are 1200-Volt silicon-carbide Schottky rectifiers designed for high frequency systems where energy efficiency and thermal performance are critical design parameters for extreme environments. Central's new DPAK-2L package eliminates potential voltage arcing experienced when using a standard DPAK package at high voltages.

Applications for these 1200V devices include power inverter, motor drive, switch-mode power supply, and power factor correction. The operating temperature is -55 to 175 degrees C and a typical VF of 1.5V (5A and 10A). Features include: true 2-lead DPAK, low switching losses and stable switching over a wide range of temperatures.

Specifications include: typical forward voltage drop of 1.5V (maximum drop is 1.7V); typical reverse current is 30μA for both devices at 25 degrees C (maximum reverse current is 190μA for the 5A device and 250μA for the 10A device); Qc is 14nC for the 5A device and 35nC for the 10A device; and peak forward surge current for 8.3ms is 40A for the 5A device and 80A for the 10A device.

Pricing for the CSICD05-1200 starts at US $3.20 each for 2,500 pcs on 13” tape and reel. Pricing for the CSICD10-1200 starts at US $7.94 each for 2,500 on 13” tape and reel. Samples are available upon request.
