APT Announces VRF Series VDMOS Transistors

Advanced Power Technology Inc. (APT, Bend, OR) announced its VRF Series of 28 V and 50 V VDMOS transistors. Leveraging its expertise in high-voltage, switch-mode technology, APT-RF has integrated process-related advantages to manufacture 2 MHz to 175 MHz VDMOS products, operating at up to 600 W.

The VRF151 is a common-source, single-die device rated at 150 W from 2 MHz to 175 MHz. With an average reverse breakdown voltage of 180 V and an improved safe operating area, the VRF151 can be operated into a 30:1 load mismatch condition, at the specified operating conditions. Utilizing a patented process, APT-RF has been able to match junction capacitances for drop-in performance on existing legacy systems.

The VRF Series is packaged in industry-standard SOE and Gemini outlines. At quantities of 500 pieces, pricing for the VRF151 is $37, the VRF151G is $80, the VRF150 is $35 and the VRF141 is $37. Initial production availability is scheduled for the fourth quarter of 2004.
