IXYS Corp. (Santa Clara, CA) expanded its F-Class HiPerRF power MOSFET line, which utilizes a patented dual-metal MOSFET structure, enabling higher power ratings up to 600W.
The 500V MOSFETs are the IXFN55N50F, IXFK55N50F and IXFX55N50F, which all handle 55A of current in SOT227 hole-less TO-247 and TO-264 packages, respectively.
The 1kV MOSFETs are the IXFH12N100F and IXFT12N100F, which handle 12A of current, and come in TO-247 and TO-268 surface-mount housings, respectively.
The 500V devices are rated at 600W, while the 1kV devices are rated at 300W.
