IXYS Offers High Efficiency 270 to 330V IGBTs for Power Conversion Applications

IXYS Corp. announced the release of IGBTs optimized for applications requiring voltage ratings ranging from 270 to 330V. These new IGBTs utilize IXYS’ new 300V IGBT platform as developed for capacitive load, power switching applications. They are UIS rated and exhibit optimal balance of saturation voltage versus switching performance for applications in the 300V range.

Several unique voltage grades are available, covering from 270 to 330V. The IXGQ90N27PB is a 270V IGBT optimized for switching frequencies up to 50kHz. The IXGH120N30B3 and IXGH120N30C3 are optimized for switching frequencies up to 50kHz for the B3 grade and 100kHz hard-switching for the C3 grade devices. The IXGQ85N33PCD1 IGBT Copack, rated at 330V, has a saturation voltage of 2.1V at 50A, and supports hard switching frequencies up to 100kHz.

These new IGBTs offer a cost effective alternative to MOSFETs for power conversion and capacitor discharge applications. Their high gain, UIS capability and optimization of saturation voltage versus switching performance at these voltage ratings offer a new, high value option for power switching applications at 300V and below. They are currently offered in the cost effective TO-3P and TO-247 discrete packages. Additional IGBT products in this voltage range will be offered in the future, expanding the breadth and quality of IGBT product options available to power conversion designers. Of additional interest for copack diodes are IXYS high performance HiPerFRED™ 2nd Generation Fast Diodes.
