APT Introduces New ARF463 Power MOSFET
Advanced Power Technology Inc. (APT, Bend, OR) announced the addition of the ARF463 to its family of high-voltage RF power MOSFETs. The ARF463 operates reliably at dc voltages up to 150V and delivers 100W of CW output power up to 100MHz.
High-power RF generators are used extensively in semiconductor manufacturing and a wide variety of HF/VHF communications equipment such as broadband linear amplifiers. To specifically address the needs of these markets, APT has developed a proprietary ultra-high-voltage wafer-fabrication process for making RF power MOSFETs. This doubles the transistor's available safe operating area, dramatically improves its resistance to load mismatch, provides superior thermal stability and significantly enhances the ability to reliably operate in a Class AB linear mode. The 150Vdc operating voltage simplifies the output impedance matching circuitry and facilitates design of integrated assemblies, including dc power supplies and RF power amplifiers with significant reduction of space and overall system cost.
The ARF463 is available in a common-source, low-cost plastic TO-247 package in mirror-image A and B configurations that simplify circuit layout of both parallel and push-pull operation. The rated power dissipation for the ARF463 is 180W.
Samples are available from stock, full production quantities will be available in fourth-quarter 2001. At quantities of 1,000 pieces, the unit price for the ARF463 is $19.
